Nexperia launches 100V MOSFET for ultra-low conduction losses in demanding automotive applications
Nexperia announces the launch of a new 100 V MOSFET compliant with AEC-Q101 standards, featuring a compact CCPAK1212 (12 x 12 mm) copper clip package. This device offers ultra-low conduction losses with an on-resistance (RDS(on)) as low as 0.99mΩ, enabling safe currents above 460A. The product includes both top and bottom-side cooling package options, making it ideal for thermally demanding 48 V automotive applications, including on-board chargers (OBC), traction inverters, and battery management systems (BMS). In addition to passenger vehicles, the new MOSFETs are suitable for other applications where efficiency and thermal reliability are critical, including two- and three-wheel electric vehicles, DC-DC converters, and industrial high-current modules.

Automotive manufacturers are rapidly transitioning from 12 V to 48 V subsystems to improve efficiency, reduce weight, and extend the range of various electric vehicle platforms. Minimizing conduction losses is critical in such high-power applications. Previously, designers often paralleled multiple MOSFETs to meet performance requirements, but this approach increases the number of components needed and consumes more board space. Nexperias CCPAK1212 MOSFETs feature ultra-low RDS(on) and high power density, reducing the need for paralleling devices, and thanks to their compact size, they can save up to 40% PCB space compared to traditional TOLL or TOLT package paralleling solutions.
The combination of a new generation 100 V AEC-Q101 qualified trench wafer process platform with Nexperias proprietary CCPAK1212 copper clip packages superior thermal performance (Rth(jb) = 0.1 K/W) enables ultra-low RDS(on), thus providing key advantages for 48 V automotive systems, including high current handling capability, high power density, and supporting a Safe Operating Area (SOA) rating of up to 400 A at 100 V.
To maximize design flexibility, the devices are available in both reverse top-side cooling (CCPAK1212i) and bottom-side cooling (CCPAK1212) versions, allowing engineers to flexibly design compact layouts and optimize thermal management solutions based on system requirements.
